A few days ago, Lattice Optoelectronics announced that it has successfully prepared a GaN-based Micro LED array on silicon substrates with three primary colors of red, green, and blue, and has taken a key step in the development of Micro LED full-color chips.

It is understood that the preparation of micron-sized Micro LEDs has broken away from the ordinary LED process and entered the IC manufacturing process. The large-size silicon substrate GaN wafer has core advantages such as low cost, compatibility with IC manufacturing process, and easy substrate stripping, and has become one of the mainstream technology routes for Micro LED preparation.

Internationally, Aledia, Plessey, ALLOS, STRATACACHE and other companies are all focusing on the research and development of silicon substrate Micro LED. Major consumer electronics industry giants have invested a lot of resources in this field, hoping to gain a huge market for wearable devices such as AR and VR. Seize the opportunity in China.

From the perspective of Micro LED technology, the large-scale application of Micro LED requires high-yield and high-efficiency red, green and blue MicroLED chips. At present, the green and blue GaN material systems are mature and can meet the requirements of the development of the Micro LED process, while the technical difficulties of the red Micro LED are still a major obstacle in the Micro LED process.

It is understood that the traditional red light AlInGaP system is facing major technical bottlenecks in both yield and light efficiency because of its brittle material and serious non-radiative recombination on the sidewall. Therefore, InGaN-based red LEDs, especially InGaN-based red LEDs on large-size silicon substrates, have high hopes.

In recent years, news about InGaN-based red light Micro LED technology breakthroughs has been frequently heard from overseas.

Now, Jingneng Optoelectronics has successfully fabricated red micro LEDs on silicon substrates, and has made a key breakthrough in realizing the full color of Micro LEDs.

According to Huang Tao, deputy director of Jingneng Optoelectronics chip, the silicon substrate InGaN red, green, and blue Micro LED array has a pixel pitch of 25 microns, a pixel density of 1000 PPI, and a peak wavelength of 10A/cm2 current density. 650nm, 531nm, and 445nm. Among them, the external quantum efficiency (36mil, 650nm peak wavelength) of the InGaN red light chip is 3.5%, and the half-height width of the EL is 70nm.

The release of this achievement marks that Jingneng has become the first domestic enterprise to realize GaN-based three-primary-color Micro LEDs on silicon substrates, which will play an important role in promoting the commercialization of domestic Micro LEDs.

In fact, Jingneng Optoelectronics has been focusing on the development of silicon-based GaN-based LED technology. At present, its silicon-based GaN-based LED products have covered the visible light range from 365nm to 660nm, and achieved high mass production yield and wavelength concentration. Degree, light efficiency, and reliability.

In 2018, Lattice Optoelectronics began the research and development of silicon-based Micro LEDs, and is optimistic about the huge application prospects of silicon-based GaN-based Micro LEDs in the AR/VR industry.

Lattice Optoelectronics said that in the future, relevant manufacturers need to continue to work hard to solve key issues such as InGaN red light efficiency, luminous half-height width, and the final full-color solution.
